This work addresses the optimization of the phase noise of monolithic millimeter-wave oscillators in the frequency range from 1 to 120 GHz. Various oscillator design methods are investigated with regard to their suitability for the specific requirements of monolithic circuit design.

One focus is the investigation of the effectiveness of different methods for reducing oscillator phase noise on the basis of implemented MMICs on GaAs. These methods relate to the influence of the oscillator Q factor, the low-frequency noise, the operating point and the varactor.

The differential oscillator concept is also examined, as it has proven particularly advantageous for achieving low phase noise.

Finally, several oscillators developed in the course of this work are described which were distinguished by particularly low phase noise.
